Samsung Electro-Mechanics, a leading semiconductor manufacturer, announced on February 26th that it has developed a new automotive semiconductor substrate for advanced driver assistance systems (ADAS). The company plans to expand its lineup of high-end automotive semiconductor substrates to target the electric vehicle market and become the global leader in this area.
As autonomous vehicles require high-performance semiconductors, an autonomous driving system needs a high-performance and high-reliability semiconductor substrate that can optimize the performance of the semiconductor, process large amounts of data at high speed, and operate reliably even in extreme driving conditions. Samsung Electro-Mechanics has developed a flip chip ball grid array (FCBGA) substrate for high-performance ADAS systems, which is one of the most technically challenging products among automotive products.

The company has applied its microcircuit technology, acquired in high-end IT products, to automotive products, reducing the circuit width and spacing by 20% compared to the existing substrate for partial autonomous driving. It has also implemented more than 10,000 bumps in a limited space, secured product reliability by increasing the substrate size to respond to multi-chip packages and improving the bending strength according to the increase in the number of layers.
The new product has obtained AEC-Q100 certification, which is a reliability test standard for automotive electronic parts, and can apply to all fields from the vehicle body and chassis to infotainment and autonomous driving. As the demand for high-end, high-performance semiconductors continues to grow, FCBGA is becoming the key to differentiating semiconductor performance. Samsung Electro-Mechanics will continue to discover core manufacturing technologies based on FCBGA technology, leading the global market to increase quality competitiveness and expand its automotive FCBGA market share by expanding production capacity.
